Caracterização microscópica de juntas soldadas em PCI

O processo de soldadura de componentes eletrónicos nas Placas de Circuito Impresso (PCI) envolve vários fatores de grande importância que afetam a performance final do sistema. Numa PCI há uma distribuição heterogénea de componentes no espaço. A presença de componentes com composição e massa diferentes faz com que, durante o processo de soldadura, haja um gradiente de temperaturas ao longo da PCI. Desta forma o ciclo térmico de soldadura (aquecimento e arrefecimento) varia ao longo da placa e, consequentemente, leva a alterações das características finais das juntas soldada. É necessário atingir a temperatura correta durante um determinado tempo para que se obtenham camadas intermetálicas adequadas entre os componentes, a solda e os pads, que permitam uma boa junta. Nesta dissertação pretende-se caracterizar as juntas de soldadura e cravações. Nas juntas soldadas é feito o estudo da morfologia e estrutura da interface solda/substrato e observação dos compostos intermetálicos formados, nas cravações com o recurso da análise morfológica. Em ambas será utilizado o microscópio ótico (MO) para efetuar as análises. O estudo é feito com o recurso a cortes metalográficos, permitindo deste modo observar múltiplos aspetos através da revelação da sua microestrutura e morfologia, incidindo sobre as juntas de soldadura e as cravações de cabos. O trabalho realizado permitirá definir os procedimentos mais adequados para identificar os defeitos nas juntas de soldadura e cravações, a realização de uma instrução de trabalho genérica sobre o procedimento integral a executar e comparação dos dois métodos experimentais a serem utilizados no estudo em questão. Para o estudo da morfologia e estrutura da interface solda/substrato e observação dos compostos intermetálicos formados, foi utilizado o microscópio ótico (MO) e eletrónico de varrimento (MEV). Após observação das microestruturas no MO as amostras foram observadas no MEV, para a identificação dos compostos intermetálicos utilizando a técnica de espectroscopia de raios X por dispersão em energia (EDS). Através do MEV foram também observadas as interfaces solda/substrato.
The welding process of electronic components on Printed Circuit Boards (PCI) involves several factors of great importance that affect the final performance of the system. In a PCI, there is a heterogeneous distribution of components in space. The presence of components with different compositions and masses means that, during the welding process, there is a temperature gradient along the PCI. In this way, the thermal welding cycle (heating and cooling) varies along the plate and, consequently, leads to changes in the final characteristics of the welded joints. It is necessary to reach the correct temperature for a certain time to obtain suitable intermetallic layers between the components, the solder and the pads, which allow a good union. This dissertation intends to characterize the welding joints and cables crimping. In the welded joints the study of the morphology and structure of the weld/substrate interface is made and observation of the intermetallic compounds formed, in the crimping using the morphological analysis. In both, the optical microscope (MO) will be used to perform the analyzes. The study is done with the use of metallographic cuts, thus allowing to observe multiple aspects through the revelation of its microstructure and morphology, focusing on the welding joints and the crimping of the cable. The work to be carried out will allow the definition of the most appropriate procedures to identify the defects in the welding joints and cables crimping and the carrying out of a generic work instruction on the integral procedure to be carried out and comparison of the two experimental methods to be used in the study in question. To study the morphology and structure of the solder/substrate interface and to observe the intermetallic compounds formed, optical (OM) and scanning electronic (SEM) microscopes were used. After observing the microstructures in the OM, the samples were observed in the SEM, for the identification of intermetallic compounds using the technique of energy dispersion X-ray spectroscopy (EDS). Through the SEM, the solder/substrate interfaces were also observed.
